  • CHEMICAL SYNTHESIS USING UP-CONVERTING PHOSPHOR TECHNOLOGY AND HIGH SPEED FLOW CYTOMETRY

The invention offers the ability to rapidly synthesize multiple chemical compounds, particularly polymers of varying sequences, in parallel on the surfaces of carrier beads. Tinvention involves attaching up-converting phosphors (UCP's) to beads to create up-converting phosphor-loaded beads (UCP-loaded beads) with unique spectral characteristics. Using a dynamic sorting architecture each bead is cataloged based on its spectral characteristics, assigned a compound or polymer to be synthesized, and subjected to multiple rounds of sorting by a flow cytometer, wherein each round sorts the bead to an appropriate bin for a selected chemical reaction, such as the attachment of a monomeric subunit of the polymer sequence.

  • HIGH THRESHOLD VOLTAGE NMOS TRANSISTORS FOR LOW POWER IC TECHNOLOGY

Transistors exhibiting different electrical characteristics such as different switching threshold voltage or different leakage characteristics are formed on the same chip or wafer by selectively removing a film or layer which can serve as an out-diffusion sink for an impurity region such as a halo implant and out-diffusing an impurity such as boron into the out-diffusion sink, leaving the impurity region substantially intact where the out-diffusion sink has been removed. In forming CMOS integrated circuits, such a process allows substantially optimal design for both low-leakage and low threshold transistors and allows a mask and additional associated processes to be eliminated, particularly where a tensile film is employed to increase electron mobility since the tensile film can be removed from selected NMOS transistors concurrently with removal of the tensile film from PMOS transistors.

  • Automatic Misalignment Balancing Scheme for Multi-Patterning Technology

Some aspects of the present disclosure provide for a method of automatically balancing mask misalignment for multiple patterning layers to minimize the consequences of mask misalignment. In some embodiments, the method defines a routing grid for one or more double patterning layers within an IC layout. The routing grid has a plurality of vertical grid lines extending along a first direction and a plurality of horizontal grid lines extending along a second, orthogonal direction. Alternating lines of the routing grid in a given direction (e.g., the horizontal and vertical direction) are assigned different colors. Shapes on the double patterning layers are then routed along the routing grid in a manner that alternates between different colored grid lines. By routing in such a manner, variations in capacitive coupling caused by mask misalignment are reduced.
